Vishay Unleashes New 1200V SiC Power Modules to Boost EV, Energy Efficiency

MALVERN, PA — Vishay Intertechnology, Inc. (NYSE: VSH) on Monday unveiled five new 1200-volt silicon carbide power modules designed to drive higher efficiency and lower losses in demanding automotive, energy, industrial, and telecommunications applications.

The new Vishay Semiconductors devices — the VS-SF50LA120, VS-SF50SA120, VS-SF100SA120, VS-SF150SA120, and VS-SF200SA120 — incorporate the company’s latest-generation silicon carbide MOSFET technology in the industry-standard SOT-227 package. The lineup is aimed at medium- to high-frequency systems where efficiency, thermal performance, and compact design are critical.

Offered in single-switch and low-side chopper configurations, each module integrates a silicon carbide MOSFET with a soft body diode engineered for low reverse recovery. Vishay said the design reduces switching losses and improves overall system efficiency in applications ranging from solar inverters and large-scale battery storage systems to off-board electric vehicle chargers, uninterruptible power supplies, HVAC equipment, and telecom power systems.

The compact SOT-227 package allows the new modules to function as drop-in replacements for competing solutions, enabling designers to adopt advanced SiC technology without costly printed circuit board redesigns. Vishay said the molded package also provides electrical insulation up to 2,500 volts for one minute, eliminating the need for additional insulation between the component and the heatsink and helping reduce system costs.

The power modules deliver continuous drain currents ranging from 50 amps to 200 amps, with low on-resistance down to 12.1 milliohms. The RoHS-compliant devices support high-speed switching with low capacitance and are rated for maximum operating junction temperatures up to 175 degrees Celsius, characteristics that make them suitable for harsh, high-power environments.

Vishay said the new modules are intended to help designers meet growing efficiency and performance demands as electrification accelerates across transportation, renewable energy, and industrial infrastructure markets.
